All-Wurtzite (In,Ga)As-(Ga,Mn)As Core–Shell Nanowires Grown by Molecular Beam Epitaxy

ABSTRACT
Structural and magnetic properties of (In,Ga)As-(Ga,Mn)As core–shell nanowires grown by molecular beam epitaxy on GaAs(111)B substrate with gold catalyst have been investigated. (In,Ga)As core were at high temperature (500 °C) whereas (Ga,Mn)As shells deposited the {11̅00} side facets cores much lower (220 °C). High-resolution transmission electron microscopy images spectral resolution Raman scattering data show that both wurtzite crystalline structure. Scanning observations smooth containing 5% Mn epitaxially about 10% In without any misfit dislocations interface. With content in larger than lattice parameter is higher shell tensile strain state. Elaborated studies indicate presence ferromagnetic coupling temperatures excess 33 K. This maintained only separated mesoscopic volumes resulting an overall superparamagnetic behavior which gets blocked below ∼17
