Fully Integrated Tunable III-V/Si Laser With On-Chip SOA

ABSTRACT
Silicon-photonics based high volume manufacturable lasers are playing an increasingly important role in optical communication and sensing due to their low-cost, performance, seamless integration with other silicon photonics components. Here we demonstrate a silicon-photonics widely tunable laser integrated semiconductor amplifier (SOA) wavelength reference on high-volume, 300-mm III-V/Si platform. The shows tuning range > 50 nm side-mode suppression ratio 55 dB, Lorentzian linewidth < 30 kHz, relative intensity noise (RIN) −150 dB/Hz across the entire range. We also active control of laser. When locked external reference, frequency error 1 GHz against changes chip temperature. Amplified by SOA, on-chip power exceeds 17 dBm. Such can be silicon-based photonic components including high-speed modulators detectors for variety applications, ranging from sensing.
