We report the first detection of rotational transitions methyl formate (HCOOCH3) in torsionally excited state (vt = 1). Recent progress on assignment laboratory spectra made it possible for us to assign about 20 unidentified lines Orion KL from previous line surveys below 200 GHz formate. The temperature and column density obtained were 44 ± 10 K (8.6 3.2) × 1014 cm-2, respectively. They compared with those ground state.

The cis-methyl formate molecule is a well known found in interstellar space. Recently, rotational lines of methyl the first CH3 torsional excited state were observed Orion KL and W51e2. It quite natural to observe even higher vibrational states considering temperature estimated Maeda et al. reported results on laboratory spectroscopy including spectral analysis its second state. Their assignments limited series a-type R-branch low Ka b-type transitions, many assigned are excluded...

We have studied the characteristics of ruthenium etching reactions and etch selectivity Ru to photoresist in ozone gas. The was etched at a maximum rate 950 nm/min between 100 150 °C by formation volatile product, RuO4. However, decreased temperatures above °C, since RuO2 on surface hindered reaction. A comparison reaction that revealed predominantly ozone, whereas atomic oxygen. This difference behavior enables us control photoresist. Below Ru/photoresist higher than 40 due small amount...
