Great improvement in the output power density of diamond FETs on a homoepitaxial layer grown using high-purity source gas is reported. For device with gate length 0.1 µm and width 100 µm, at 1 GHz, maximum 2.1 W/mm, gain 10.9 dB, added efficiency 31.8% were obtained.
