ABSTRACT
Abstract The results obtained for liquid‐gated (LG) nanowire (NW) field‐effect transistor (FET) sensors analyzed in divalent ion (MgCl 2 ) solutions, which play a crucial role the human body, are reported. Liquid‐gated NW FET fabricated in‐house investigated using I–V characteristics and noise spectroscopy wide range of voltages different intensities optical infrared irradiation. A new effect is revealed under influence external excitation. allows control characteristic times single‐trap phenomena: capture time to single trap, emission from its ratio represented by dimensionless parameter (R‐factor). These parameters enabled an improvement sensor sensitivity. findings open prospects controlling charge states LG structures optimize achieving ultrahigh sensitivity biosensors.
