ABSTRACT
Next-generation imaging systems require photodetectors with high sensitivity, polarization miniaturization, and integration. By virtue of their intriguing attributes, emerging 2D materials offer innovative avenues to meet these requirements. However, the current performance is still below requirements for practical application owing severe interfacial recombination, lack photoconductive gain, insufficient photocarrier collection. Here, a tunneling dominant photodetector based on WS2 /Te heterostructure reported. This device demonstrates competitive performance, including remarkable responsivity 402 A W-1 , an outstanding detectivity 9.28 × 1013 Jones, fast rise/decay time 1.7/3.2 ms, photocurrent anisotropic ratio 2.5. These performances can be attributed type-I band alignment carrier transmission barriers photoinduced mechanism, allowing reduced trapping effect, effective gains, collection photocarriers. Significantly, constructed successfully integrated into polarized light system ultra-weak illustrate capability. results suggest promising prospect in future systems.
