ABSTRACT
AlGaN multiple-quantum-well diode-based solar-blind ultraviolet emission-detection monolithic integration system shows great application value due to its advantages of multifunctionality, secure communication, and anti-interference ability. To reduce the lateral optical propagation loss improve emitting light detection efficiency, we have proposed a concentric ring-circle configuration for system, where out-ring light-emitting diode is emitter at 253 267 nm, inner-circle detector receiver. The exhibits about twice injection current same bias slightly higher output power better spreading sidewall extraction compared conventional square–square configuration. Simultaneously, maximizes collection emitted flux. Under mode configuration, design presents an improvement in ratio photocurrent signal amplitude under transmission work mode, demonstrating improved energy coupling efficiency. This provides potential approach achieve low consumption high bandwidth integrated optoelectronic chips.
