ABSTRACT
In this paper, we use Finite-Difference Time-Domain(FDTD) method to study light extraction enhancement in GaN-based LEDs. We have proposed a novel Chess-board like photonic crystal structure on top surface of p-GaN/SiO 2 layer conventional LED and n-GaN vertical LED. The results are compared with the structures 2-D (PhC) Results from these simulations show that maximum for occurs grating period 0.6μm grating-depth 0.18 μm, which gives ~ 4 times 1.2-1.4 conventional2-D crystal. For LED, same grating-period depth 0.5 is 3.5 also simulated our SiO -on-p-GaN avoid etching p-GaN it ~2.2 comparison
