Design of a terahertz dual-channel modulator based on metamaterials

ABSTRACT
In this paper, we propose a terahertz dual-channel modulator by combining high electron mobility transistor (HEMT) with metamaterials structure, in which the HEMT is embedded opening of structure metamaterial. The consists metamaterial silicon carbide (SiC), active device, and feeder. concentration two-dimensional gas (2DEG) can be controlled gate voltages, change realize modulation intensity phase wave. simulation results indicate that when single channel works, depth 90.7% at 0.22 THz 94.0% 0.34 THz. When both channels work, 88.9% 93.3% designed paper work two frequency bands independently, efficiently uses spectrum resources has broad application prospects field communication.
