ABSTRACT
Abstract This paper investigated the use of semipolar InGaN/GaN multiple quantum well based micro-photodetectors ( μ PDs) as optical receiver for visible light communication (VLC). The fabricated PDs exhibited a low dark current 1.6 pA at −10 V, responsivity 0.191 A W −1 , and −3 dB modulation bandwidth 347 MHz. high data rate up to 1.55 Gbit s was achievable by utilizing extended more than dB, on straight-forward non-return-to-zero on–off keying scheme. development demonstrated feasibility wavelength-selective detection scheme using PD high-data-capacity VLC systems.
