We optimized Ge+ and Si+ preimplantation to eliminate the channeling tail prevent rapid diffusion of boron formation serious defects. examined dependence microchanneling BF+2 implantation or lattice disorder preimplanted silicon using secondary-ion mass spectroscopy grazing exit Rutherford backscattering spectroscopy.
