We report results of measurements optically modulated optical transmittance GaAs doping superlattices. The data extend over a spectral region 1.39–1.58 eV. find that the peak transmission modulation reaches 21% for 2.6-μm-thick sample and an pump power density &lt;10 W/cm2 at room temperature. interpret our in framework simple semiclassical model includes Franz–Keldysh effect both below above bulk band gap, as well filling shrinkage effects.
