Abstract This paper aims to investigate the failure mechanism of a shallow foundation on poorly cemented sandstone and propose an upper bound solution for bearing capacity foundation. Crack-free Al0.45Ga0.55N epilayers with and without graded-AlxGa1−xN/AlN multi-buffer layers (MBLs) were grown on AlN/sapphire templates by radio-frequency assisted molecular beam epitaxy. A significant reduction in dislocations was achieved the epilayer using MBLs. Transmission electron microscopy Raman spectroscopy analysis revealed that compressive strain of effectively relaxed through inclination edge threading (TDs). The driving force for TDs also discussed.
