We have studied the variation of perpendicular magnetic anisotropy (PMA) CoFeB layers with oxidation degree MgO buffer layers. After annealing at 330 °C, out-of-plane field (Hk) 1.5-nm could be optimized to 3.1 kOe. To investigate orbital hybridization Fe-3d and O-2p, moments per hole (morb/Nh) Fe in annealed were extracted by using x-ray circular dichroism. The dependence morb/Nh on time coincided that Hk, which revealed PMA originated from interfacial hybridization.
