To ensure the reliability of wafer stage system lithography, all factors affecting were analyzed. A new method based on experts grading method[1] and analytic hierarchy process(AHP)[2] is developed to allocate indices system. This approach considers not only experience knowledge expert, but also combines Comparative Matrix process reduce defect that stronger subjective method.
