Strong Proton-Defect Interaction in Synergistic Irradiation Damage System

ABSTRACT
We experimentally investigated total ionizing dose (TID) response of the input-stage PNP transitor in an operational amplifier LM324N with various initial displacement damage (IDD). found that, first decreases and then increases dose, which can be exactly described by a dose-rate-dependent linear generation term, IDD-dependent annealing exponential term. demonstrate two terms are well-known TID injection effect, respectively, while third term stems from reactions between TID-induced protons diffusing silica defects generated silicon, implies presence unexplored proton-defect interaction DD effects. Moreover, we find that such is as strong annealing. Our work show beside Coulomb trapping charge carriers also plays important role synergistic damage.
