Abstract We investigated the C-related complexes in highly C-doped GaN by electron spin resonance (ESR) spectroscopy, Fourier transform IR spectroscopy (FTIR), and minority carrier transient (MCTS) measurements. Abstract The semiconductor photocathode with AlGaAs/GaAs superlattice structures, which is a highly durable electron beam source low energy dispersion, were grown by molecular epitaxy. sample showed step-like quantum efficiency spectrum of photoelectron emission, indicating its applicability to photocathodes. optimization room temperature photoluminescence provides the improvement up 0.5%, promising for further and realistic applications.
