Plasma etching of ITO (In 2 O 3 :Sn indium tin oxide) thin films has been performed using a CH 4 /H plasma. Etching occurs above substrate temperature ( T s ) 60°C and the etch rate increases with increasing , while amorphous like or polymer-like carbon deposits onto below 60°C.
