The changes of the structure and chemical states photoluminescent p-type porous silicon (PS) caused by annealing in vacuum were investigated with atomic force microscopy X-ray photoemission spectroscopy. relative intensities dioxide suboxide peaks increased temperature. average size fine crystallites as-prepared samples was 5–10 nm became 50–100 after being annealed at 550°C. cause photoluminescence quenching upon is discussed.
