Room temperature electrically pumped inversionless polariton lasing is observed from a bulk GaN-based microcavity diode. The low nonlinear threshold for occurs at 169 A/cm2 in the light-current characteristics, accompanied by collapse of emission linewidth and small blueshift peak. Measurement angle-resolved luminescence, condensation occupation momentum space, output spatial coherence polarization have also been made. A second threshold, due to conventional photon lasing, an injection 44...

Inversionless ultralow threshold coherent emission, or polariton lasing, can be obtained by spontaneous radiative recombination from a degenerate condensate with nonresonant excitation. Such excitation has, hitherto, been provided an optical source. Coherent emission GaAs-based quantum well microcavity diode electrical injection is observed here. This achieved combination of modulation doping the wells, to invoke polariton-electron scattering, and applied magnetic field in Faraday geometry...

We report ultralow threshold polariton lasing from a single GaN nanowire strongly coupled to large-area dielectric microcavity. The carrier density is 3 orders of magnitude lower than that photon observed in the same device, and 2 any existing room-temperature devices. Spectral, polarization, coherence properties emission were measured confirm lasing.

We demonstrate polarized blue single photon emission up to 200 K from an In0.2Ga0.8N quantum dot in a Al0.1Ga0.9N nanowire. The InGaN/AlGaN dot-in-nanowire heterostructure was grown on (111) silicon by plasma assisted molecular beam epitaxy. Nanowires dispersed substrate show sharp exciton and biexciton transitions the micro-photoluminescence spectra. Second-order correlation measurements performed under pulsed excitation at wavelength confirm emission, with g(2)(0) of 0.43 K. emitted...

A spatial potential trap is formed in a 6.0-μm Al(Ga)N nanowire by varying the Al composition along its length during epitaxial growth. The polariton emission characteristics of dielectric microcavity with single embedded in-plane have been studied at room temperature. Excitation provided end nanowire, and observed from lowest bandgap GaN region within trap. Comparison results those measured an identical uniform having exciton-photon detuning suggests evaporative cooling polaritons as they...

Abstract The COVID‐19 virus has fatal effect on lung function and due to its rapidity the early detection is necessary at moment. radiographic images have already been used by researchers for diagnosis of COVID‐19. Though several existing research exhibited very good performance with either x‐ray or computer tomography (CT) images, best our knowledge no such work reported assembled both CT images. Thus increase in accuracy higher scalability main concern recent research. In this article, an...
