A systematic dependence of the density and type stacking fault defects with substrate surface chemistry film growth mode was observed in ZnSe-based films grown on GaAs substrates. Namely, Frank-type faults is very large for Ga-rich surfaces, but low As-stabilized surfaces exposed to Zn prior film. In contrast, Shockley-type increases by 3D at initial stages growth, decreases greatly if are layer-by-layer mode. Films densities as 104/cm2 were obtained growing epilayers that 1–2 min films.

We study the growth of pseudomorphic ZnSSe layers on GaAs. The dependence epilayer quality Zn exposure to GaAs surface is investigated. treatment prior ZnSe buffer As-rich results in lowest defect density. Transmission electron microscopy studies show that an atomic scale smooth interface formed.
