We propose a light emitting transistor based on silicon nanocrystals provided with 200Mbits∕s built-in modulation. Suppression of electroluminescence from embedded into the gate oxide field effect is achieved by fast Auger quenching. In this process, modulating drain signal causes heating carriers in channel and facilitates charge injection nanocrystals. This excess enables nonradiative processes that are used to obtain 100% modulation depths at voltages ∼1V.
