Zinc-blende CrSb (zb-CrSb) layers with room-temperature ferromagnetism have been grown on (In,Ga)As buffer epitaxially prepared (001) GaAs substrates by molecular-beam epitaxy. Compared the typical thickness [2–3 ML (ML denotes monolayers)] of zb-CrSb directly GaAs, has increased largely; maximum can be up to ∼9 ML. High-resolution cross sectional transmission electron microscopy images show that layer is combined without any dislocations at interface.

A metal-source flow-rate modulation epitaxy method is reported to enhance the hole concentration of Mg-doped AlGaN grown by metal organic chemical vapor deposition. We studied the effect of oxygen on growth quality diamond epitaxial layers.
