We have investigated the preparation and properties of Bi4Zr0.5Ti2.5O12 thin films on LaNiO3 bottom electrode. Metal–ferroelectric–semiconductor field-effect-transistors (MFS-FETs) with the Ag/Bi 4 Ti 3 O 12 /p-Si (100) structures were fabricated.
