We present structural and electronic data which indicate that the dominant defects in GaAs grown at low temperatures (LT GaAs) by molecular beam epitaxy (MBE) are As antisites (AsGa) Ga vacancies (VGa), with negligible amounts of interstitials (Asi). show change lattice parameter correlates concentration AsGa, AsGa alone can account for expansion. also total has a characteristic second power dependence on positive charge state material different temperatures. This be understood provided VGa...

Abstract The solar dynamo is essentially a cyclic process in which the toroidal component of magnetic field converted into poloidal one and vice versa. This loop disturbed by some nonlinear stochastic processes mainly operating to part. Hence, memory polar decreases every cycle. On other hand, efficiency and, thus, supercriticality with Sun’s age. Previous studies have shown that increase dynamo. In this study, we employ popular techniques time series analysis, namely, compute Higuchi’s...

We demonstrate wavelength tunability of femtosecond pulses over a range more than 50 nm from diode-pumped Cr:LiSAF laser. The mode-locking mechanism can be explained by soliton mode locking that is started and stabilized broadband semiconductor saturable-absorber mirror designed for low loss the full reflection bandwidth underlying Bragg mirrors, which ultimately limits tunability. obtain 45-fs at 105-mW average output power maximum mode-locked 125 mW with 60-fs pulses.

Abstract The Solar Flare Index is regarded as one of the most important solar indices in field solarterrestrial research. It has maximum effect on Earth all other activity and being considered for describing short-lived dynamo action inside Sun. This paper attempts to study short well long-term temporal fluctuations chromosphere region Sun using Index. daily Northern, Southern Hemisphere Total Disk are a period from January 1976 December 2014 (total 14 245 days) chaotic periodic analysis....

We have investigated the optoelectronic and structural properties of GaAs that has been implanted with Ar ions subsequently annealed. The material exhibits all basic optical electronic characteristics typically observed in nonstoichiometric, As or low-temperature-grown GaAs. Annealing at 600 °C produces a highly resistive subpicosecond trapping lifetime for photoexcited carriers. Transmission electron microscopy shows that, instead precipitates, characteristic nonstoichiometeric GaAs, voids...
