Graphene-based hybrid photo detectors are promising for weak-light detection with high gain. In this paper, we focused on the details of scaling effect grapheme-based detectors. By designing a series devices different sizes from 10*10μm2 to 100*100μm2, found that photocurrent generally decreases increased channel length but decreased width.
