Fe3Si/CaF2/Fe3Si magnetic tunnel junctions (MTJs) have been investigated to demonstrate the magnetoresistance effects. We fabricated Fe3Si(20 nm)/CaF2(2 nm)/Fe3Si(15 nm) heterostructures epitaxially on a Si(111) substrate by molecular beam epitaxy. The current-voltage characteristics for MTJs measured at room temperature (RT) were well fitted Simmons' equation. fitting yields barrier height φ=2.5 eV and thickness d=1.26 nm. ratio approximately 0.28% under bias voltage of 20 mV RT.
