Optics contamination is a concern for extreme ultraviolet (EUV) lithography. To protect EUV optics, all materials used in vacuum exposure chambers must be screened prior to use. This paper will briefly describe the methods measure resist outgassing and list most frequently encountered species of current resists. The first attempts implement witness plate experiments show that difference between control samples not substantial Si-capped mirrors are stable. Actual microexposure tool...

The Mo/Si multilayer mirrors used for extreme ultraviolet (EUV) lithography can become contaminated during exposure in the presence of some hydrocarbons [1-3]. Because this leads to a loss reflectivity optics and throughput tools, it needs be avoided. Since photoresists are known outgas EUV radiation vacuum environment, careful choice materials is important preserving optics. Work therefore has been performed measure species quantities molecules that from resists when exposed [4-7].

The impact of carbon contamination on extreme ultraviolet (EUV) masks is significant due to throughput loss and potential effects imaging performance. Current research primarily focuses the lifetime multilayer surfaces, determined by reflectivity reduced in EUV exposure tools. However, patterned can cause additional absorbing features printed images, as well impacting efficiency cleaning process. In this work, several different techniques were used determine possible topography. Lithographic...

Lipid-rich carcinoma of the breast is a rare form invasive special type. Most cases are grade 3, hormone receptor negative, and associated with aggressive clinical behavior. We report an unusual case lipid-rich morphological immunophenotypical features different from those reported so far in literature. This prompted extensive work measure species quantities that they in a vacuum environment.
