It is demonstrated that well-defined buried layers of β-SiC can be grown epitaxially within a silicon substrate. This structure formed by implanting high doses carbon ions (&gt;3×1017 C+ cm−2) at 200 keV into (100) single-crystal which maintained temperature approximately 550 °C. During the subsequent anneal 1405 °C for 90 min redistribution implanted species occurs, enabling formation layer overlain high-quality (χmin=4.1%).
Detailed materials properties of silicon on insulator films produced by dual electron‐beam recrystallization polysilicon are reported. The antiferromagnetic defect scattering from a 10 at.% gamma -MnCu alloy and -MnPd has been measured at 4.2K using polarisation analysis. magnetic defects in MnCu are largely on first neighbours, but for MnPd the disturbance is greatest second neighbours. In this paper we describe a regularization approach to diffraction enhanced tomography. This represents an improvement over methods based on geometrical optics approximation. Reconstructed images of the attenuation coefficients and refractive indices computer generated phantoms are presented.
