It is demonstrated that well-defined buried layers of β-SiC can be grown epitaxially within a silicon substrate. This structure formed by implanting high doses carbon ions (&amp;gt;3×1017 C+ cm−2) at 200 keV into (100) single-crystal which maintained temperature approximately 550 °C. In this paper we describe a regularization approach to diffraction enhanced tomography. This represents an improvement over methods based on geometrical optics approximation. Reconstructed images of the attenuation coefficients and refractive indices computer generated phantoms are presented.
