Abstract The AlO x -based resistive switching memory device is fabricated by an oxidation diffusion process that involves depositing Al film on ITO substrate and annealing at 400 °C in a vacuum. An interface layer with thickness of ~ 20 nm formed as resistance layer. Bipolar unipolar (RS) behaviours are obtained when the compliance current limited (≥ 1 mA). Abstract The realization of ultra-low power Si-based resistive switching memory technology will be a milestone in the development next generation non-volatile memory. Here we show that high performance and random access (RRAM) based on an Al/a-SiN x :H/p + -Si structure can achieved by tuning Si dangling bond conduction paths.
