The advantages and applications of chalcogenide glass (ChG) thin film photoresists for grayscale lithography are demonstrated. The algebraic form of Zolotarev polynomials refraining from their parametric representation is introduced. Amorphous chalcogenide thin films of Ge25S75 composition have been deposited by spin-coating technique. Optical properties were investigated spectroscopic ellipsometry in UV-MIR spectral range.
