A parameter-extraction approach for determination of the small-signal equivalent circuit model InP/InGaAs double heterojunction bipolar transistors is presented in this paper. This method combines advantages conventional T- and π-type equivalent-circuit topologies. All elements are only extracted analytically from S-parameter data without any numerical optimization. The agreements between measured model-calculated excellent frequency range 0.1–110 GHz.
InP heterojunction bipolar transistor (HBT) small signal modeling technique based on artificial neural network(ANN) is proposed in this paper. Two ANN models with different outputs form are given and compared. In the frequency range of 2-110 GHz, good agreements between measured model-calculated data can be achieved to demonstrate that model complex numbers more accurate than amplitude-phase form.

Extraction of fulvic acid (FA) from Hulun Buir (HB) lignite were carried out under the conditions hydrogen peroxide and microwave-assisted peroxide. In this paper, an emitter-length scalable noise and small signal model for InP heterojunction bipolar transistor (HBT) are presented. A set of expressions parameters based on hybrid-π topology in the low-frequency ranges derived. The analytical experimental results show that under same bias condition, good scaling can be achieved between 1.6μm ×10 μm, × 20 μm 30 HBTs.
