In this paper, the steady equivalent thermal circuit model of Ceramic Quad Flat No-lead (CQFN) has been done. 3D CQFN48 was set up and analyzed by finite element method. The influencing factors CQFN packages for resistance (θ <inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">JC</inf> ) were pointed out.
