To help overcome limits to the speed of conventional SRAMs, we have developed a read-static-noise-margin-free SRAM cell. It consists seven transistors, several which are low-Vth nMOS transistors used achieve both low-VDD and high-speed operations. For same speed, area our proposed is 23% smaller than that SRAM. Further, fabricated 64-kb macro using 90-nm CMOS technology obtained with it minimum VDD 440 mV 20-ns access time 0.5-V supply.
