The influence of electron beam irradiation on morphology plasma deposited amorphous hydrogenated carbon-germanium films produced from tetramethylgermanium in a three-electrode af reactor has been studied. It found that the insulating are insensitive to this treatment, whereas crystalline phase occurs semiconducting films. Although molar content germanium these amounts only about 0.2, is composed pure nanocrystals which contain 70% whole amount existing agglomerated globules 50–500 nm diameter.
