ZnO films prepared at different temperatures and annealed 900°C in oxygen are studied by photoluminescence (PL) x-ray photoelectron spectroscopy (XPS). It is observed that the PL of as-grown green luminescence (GL) yellow (YL) related, after annealing GL restrained YL enhanced. The O 1s XPS results also show coexistence vacancy (VO) interstitial (Oi) before quenching VO annealing. By combining two it deduced related to Oi defects, respectively.
