We report on a reduced thermal budget for hybrid bonding anneal using single wafer processing system (TPS). Robust with excellent Cu gap closure and grain growth across the interface was achieved step 300°C 5min TPS anneal, thereby reducing duration by two orders of magnitude compared to industry standard furnace anneal. The efficacy 350°C further verified electrically through functional 2Mb viachains @ 0.5um pitch Rs/link <5 Ohm.
We present novel back-end-of-line (BEOL) copper interconnect integration for advanced technology nodes using integrated selective barrier seed (CuBS) process, annealing and chemical mechanical planarization (CMP).
