In this letter we report the first growth of high-quality, single crystal thin films Cd1−xMnxTe; are deposited by molecular beam epitaxy. Cd1−xMnxTe is one a newly developed class magneto-optic materials called diluted magnetic semiconductors. Films with mole fractions up to 50% Mn have been grown no indication any MnTe phases. A sputtered Auger electron spectroscopy depth profile shows that uniformly incorporated throughout film.

In this paper we report the growth of Cd1−xMnxTe superlattices (varying x) on GaAs substrates. Transmission electron microscopy thinned specimens clearly show layers uniform composition with abrupt interfaces; lattice mismatch (≂0.6%) between superlattice is accomodated by elastic strain rather than misfit dislocation networks. We study single-carrier traps in a GaAs/AlxGa1−xAs heterostructure by observing random telegraph signals (RTSs), which are caused the having energy levels within few kBT of Fermi level. RTSs observed split gate device while narrow channel is shifted independently controlling voltage applied to each part gate. This measurement reveals variations with position. From these locations and distributions demonstrated. The strength confinement potential around trap also discussed.

Interband-resonant light modulation by intersubband-resonant in undoped quantum wells is investigated. Theoretical calculation for the carried out considering not only excitonic interband-transition but also continuous level transition between conduction and valence bands.
