A new GaAs-based diluted magnetic semiconductor, (Ga,Mn)As, was prepared by molecular beam epitaxy. The lattice constant of (Ga,Mn)As films determined x-ray diffraction and shown to increase with the Mn composition, x. Well-aligned in-plane ferromagnetic order observed magnetization measurements. Magnetotransport measurements revealed occurrence anomalous Hall effect in layer.

We have observed an oscillatory magnetoresistance effect in a two-dimensional electron gas GaAs/AlGaAs heterojunctions subjected to periodically modulated magnetic field generated using striped gate electrode of ferromagnetic metal. The hysteretic part clearly shows oscillations analogous the so-called Weiss oscillation with phase relation predicted for case vector potential modulation.

We have investigated the magnetic and transport properties of (In,Mn)As thin films grown on a (Ga,Al)Sb layer. Strong perpendicular anisotropy is observed for layer, thickness which less than critical value required relaxation lattice-mismatch-induced strain. The anomalous Hall coefficient found to be approximately proportional square resistivity in low-field region. Large negative magnetoresistance occur over field range significantly wider that ferromagnetic hysteresis loop.
