The influence of p-type modulation doping on self-organized quantum-dot lasers is studied using a quasiequilibrium model that includes the multi-discrete energy levels and wetting layer. Calculations are presented showing laser performance can be greatly enhanced through p-doping that, in contrast to planar quantum-well lasers, requirements moderate. Optimized cavity lengths found, threshold temperature characteristics determined for these lengths. shows close spacing discrete hole severely...

A nonequilibrium rate equation model is presented and analyzed for the self-organized quantum dot (QD) laser. The assumes QD zero dimensional levels are coupled to a thermal electron distribution in wetting layer through reservoir equations. By including energy dependence of versus temperature, accounts spectral narrowing gain with increasing negative temperature coefficient lasing threshold, reduction hole burning all found experimentally lasers.
