This paper presents a novel inductive tuning method for 60GHz voltage controlled oscillator (VCO) design. A new inductor-loaded transformer is proposed by configuring different current return-paths in the secondary coil of transformer. Different from published methods, topology can achieve multi-band, wide range within compact area using only one VCO implemented at 65nm CMOS process demonstration. The obtained oscillation frequency vary 51.9GHz to 67.3GHz, which covers full band and provides 25.8%.

A digitally-assisted CMOS 60GHz PA is reported with high output power and improved efficiency during back-off. To combine large number of transistors within compact area, a 2D distributed in-phase combiner utilized. Moreover, self-tuning biasing introduced for back-off improvement, where DC reduced along power. One 4-way power-combined prototype was implemented in 65nm process measured 17.2dBm, PAE 11.3%, up to 170~190% improvement the entire 7GHz band at 60GHz.
