Atomic chlorine concentrations in Cl2 and CF3Cl plasmas have been measured using both infrared absorption spectroscopy optical emission actinometry. The equilibrium deposition efficiency and the chemical potential driving force for nucleation and/or of silicon from gaseous Si‐Cl‐H system are presented a wide range compositions temperatures.
