We realize a femtosecond high-power spontaneous mode-locked operation with gigahertz oscillation in vertical-external cavity surface-emitting laser under the condition of eliminating internal and external unwanted reflection. find that reflectivity output coupler has significant influence not only on power but also pulse duration.
