The semiconductor, β-Ga2O3 is attractive for applications in high power electronic devices with low conduction loss due to its ultra-wide bandgap (∼4.9 eV) and large Baliga's figure of merit. However, the thermal conductivity much lower than that other wide/ultra-wide semiconductors, such as SiC GaN, which results deterioration β-Ga2O3-based device performance reliability self-heating. To overcome this problem, a scalable management strategy was proposed by heterogeneously integrating...
The interplay between circadian clocks, the cell cycle, and DNA repair has been extensively documented, yet epigenetic control of clocks by damage responses remains relatively unexplored. Here, we showed that checkpoint kinases CHK1/2 regulate chromatin structure during in Neurospora crassa to maintain robust rhythms. Under stress, deletion chk1/2 disrupted rhythmic transcription clock gene frq suppressing binding activator White Collar complex (WCC) at promoter, as remained condensed....
Heterointegrated Ga2O3-on-SiC radio-frequency (RF) MOSFETs with record-high frequency performances were reported. A two-dimensional electron gas like channel a high concentration and decent mobility was formed through the shallow implantation of Si into <inline-formula xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink"> <tex-math notation="LaTeX">$\beta $ </tex-math></inline-formula> -Ga2O3 (−201) nanomembrane integrated on highly thermal conductive...
In this Letter, we report on the enhanced radio frequency (RF) performance in sub-micrometer scaled β-Ga2O3 tri-gate FinFETs. With a 200-nm-thick bulk channel and 0.35 μm gate length, FinFETs exhibit an improved current-gain cutoff of 5.4 GHz maximum oscillation 11.4 GHz, which are 20% 58% with respect to planar counterpart, respectively. The RF results from control capability suppressed short-channel effects, as evidenced by pinch-off characteristics, transconductance, output conductance....
β-Ga2O3, despite its ultra-wide bandgap and excellent electrical properties, requires heterogeneous integration with high thermal conductivity substrates like SiC for high-power electronics applications due to naturally low conductivity. Accurately characterizing the channel temperature in β-Ga2O3-based devices is challenging infrared transparency semiconductors. Our study employs three-dimensional Raman thermography investigate behavior of β-Ga2O3-on-SiC (GaOISiC) β-Ga2O3 bulk Schottky...
Abstract Pathogenic fungi of the genus Cryptococcus can undergo two sexual cycles, involving either bisexual diploidization (after fusion haploid cells different mating type) or unisexual (by autodiploidization a single cell). Here, we construct gene-deletion library for 111 transcription factor genes in deneoformans , and explore roles these regulatory networks reproductive modes. We show that factors crucial syngamy induce expression known determinants as well other conserved unknown...

Abstract In bacteria, antibiotic tolerance, the ability of a susceptible population to survive high doses cidal drugs, has been shown compromise therapeutic outcomes. comparison, whether fungicide tolerance can be induced by host-derived factors during fungal diseases remains unproven. Here, through systematic evaluation metabolite-drug-fungal interactions in leading meningitis pathogen, Cryptococcus neoformans , we found that glucose, on which brain depends for fuel, induces amphotericin B...
