In this work, we describe the successful demonstration of continuous wave (CW) operation all monolithic air-gap 1.55 /spl mu/m VCSELs with tunnel junction grown by MOCVD.
All-monolithic InAlGaAs/InP VCSELs over 1.3/spl sim/1.5 /spl mu/m wavebands were successfully demonstrated. A single mode power of sim/1 mW and modulation bandwidth exceeding 2.5 Gbps at room temperature CW operation 80/spl deg/C obtained in both 1.3 1.5 mu/m.
We demonstrate continuous wave operation of MOCVD-grown 1.55 /spl mu/m buried tunnel junction VCSELs at room temperature. This VCSEL structure is prepared by MOCVD twofold epitaxial growth. The threshold current and emission wavelength for a 10 mu/m-diameter device are 3.5 mA 1552 nm, respectively.
