We demonstrate for the first time high quality and dislocation free Ge-on-insulator (GOI) p-MOSFETs with Al/sub 2/O/sub 3/ gate dielectrics [EOT=1.7 nm]. Compared to control 3//Si p-MOSFETs, 3//GOI devices show similar leakage current same EOT, 2X increase in drive current, 2.5X hole mobility. We have fabricated on Pt and 4 nm substrates.
