The effect of a thin interlayer Pt on the stability NiSi films Si(111) substrates has been investigated. Both x-ray diffraction (XRD) data and sheet resistance measurements show remarkable improvement in thermal due to interlayer. Detailed study XRD shows PtSi form solid solution following Vegard’s law. It was found Ni/Pt/Si samples that transition texture from (200)NiSi‖(111)Si (002)NiSi‖(111)Si took place before nucleation NiSi2, which may contribute enhanced films.

The effect of film thickness on the NiSi-to-NiSi2 transition temperature in Ni/Pt/Si(100) system has been studied.
