The effect of a thin interlayer Pt on the stability NiSi films Si(111) substrates has been investigated. Both x-ray diffraction (XRD) data and sheet resistance measurements show remarkable improvement in thermal due to interlayer. Detailed study XRD shows PtSi form solid solution following Vegard’s law. The effect of film thickness on the NiSi-to-NiSi2 transition temperature in Ni/Pt/Si(100) system has been studied. Three sets bilayered samples with same Ni:Pt ratios but different thicknesses were annealed by rapid thermal annealing at 750–900 °C.
