The Accelerator Test Facility 2 (ATF2) is a scaled demonstrator system for final focus beam lines of linear high energy colliders. This paper describes the resolution cavity position monitor (BPM) system, which part ATF2 diagnostics. We report a new super self-aligned graded SiGe base transistor that uses high energy implantation, rather than epitaxial growth, to form the sub-collector region. This inexpensive process yields device with f/sub T/ of 52 GHz and max/ 70 addition only 4 lithography levels over our 0.25 /spl mu/m CMOS technology without any changes existing steps. Also, we demonstrate 4:1 multiplexer 1:4 demultiplexer circuits using this show excellent performance at 10 Gbit/s.
